Abstract本发明公开了一种激光无线充电接收端,包括石墨烯封装的单晶硅光电池,所述石墨烯封装的单晶硅光电池设置为由电极和电池层组成的光电池,电极是由多层石墨烯构成透明电极,透明电极设置在电池层的顶端;电池层自上而下依次设置有上表面钝化层、发射区、空穴传输层、硅型衬底、银基板;发射区设置为单晶硅电池的n型掺杂区或p型掺杂区;空穴传输层是由单层石墨烯构成的,空穴传输层插设在单晶硅电池的n型掺杂区和p型掺杂区之间,通过空穴传输层将光电池的p-n结转化为p-i-n结,吸收光子并转化为载流子。本发明中接收端可以稳定在高能量密度激光辐照环境工作,并进行高效率的单色光光电转化,将显著提高激光无线充电系统效率和稳定性。
